Description
The SKKH330/16 is a half-controlled thyristor/diode module from the SEMIKRON SKKH series, manufactured by Semikron-Danfoss in Slovakia. It is housed in the SEMIPACK 3 package (A76b case style) and rated for 330 A average on-state current with 1600 V repetitive peak blocking voltage.
The module contains a thyristor (SCR) and a diode in a half-controlled bridge configuration. The thyristor provides controlled conduction through gate triggering, while the diode provides freewheeling or rectification function. The thyristor features an amplifying gate structure for reliable triggering under all operating conditions.
Heat transfer is achieved through an aluminium nitride (AlN) ceramic isolated copper baseplate, providing both high thermal conductivity and 3600 V AC electrical isolation from the heatsink. Precious metal pressure contacts ensure long-term reliability and low contact resistance. All internal joints are hard-soldered to withstand thermal cycling stress.

Electrical ratings include a repetitive peak off-state voltage of 1600 V and repetitive peak reverse voltage of 1600 V. The average on-state current is 305 A at a case temperature of 85°C, reducing to 225 A at 100°C case temperature. The RMS on-state current is 510 A. Non-repetitive surge on-state current capability is 8000 A for 10 ms (sinusoidal waveform) at a junction temperature of 130°C, with an I²t value of 320,000 A²·s.
On-state characteristics include a threshold voltage of 0.9 V typical (1.65 V maximum) and a slope resistance not exceeding 2.0 mΩ at 130°C junction temperature. The maximum on-state voltage drop is 1.4 V. Off-state leakage current is limited to 20 mA at rated voltage and 130°C junction temperature.
Gate trigger requirements are 3 V minimum gate trigger voltage and 200 mA gate trigger current at 25°C. The critical rate of rise of on-state current is 150 A/µs, and the critical rate of rise of off-state voltage is 1000 V/µs. Holding current is 150 mA.
